It features a robust, cost-effective carrier storage trench gate field stop (FS) structure that provides ultra-low conduction and switching loss performance and high durability at operating temperatures up to 175°C.
These IGBTs are designed with a very tight parameter distribution, allowing multiple devices to be safely linked in parallel. Designers are free to choose between medium-speed (M3) and high-speed (H3) series IGBTs. The device has a lower thermal resistance and can provide higher output power. In addition, it also parallels the full current reverse soft fast recovery diode. This means they are suitable for inverter, rectifier, and bidirectional conversion circuit applications and are more robust under overcurrent conditions.
This series products come in lead-free TO247-3L standard package and passes the stringent HV-H3TRB quality standard for outdoor applications. Nexperia plans to launch 1200 V IGBT series devices after this product launch.
